I'd recommend Her. Not sure if Blade Runner is about AI per se, but worth watching anyway. Ex Machina I was recommended more than a few times, but still didn't watch. I'd also recommend Robot and Frank.

Ghost in the Shell is also relevant in a way (I mean the anime, of course)

Call me a heretic, but I found those topics actually better handled in the recent film adaptation rather than the anime.

Blade Runner is probably more about life in general, what it means to "live" and where the difference between "artificial" and "non-artificial" life is.
